1 Technical Achievement of Hua Yi Microelectronics Won 2023 Shaanxi Science and Technology Award

Recently, the People's Government of Shaanxi Province issued the Decision of the People's Government of Shaanxi Province on the Science and Technology Awards of Shaanxi Province for the Year of 2023 (No. 34 of Shaanxi Zhengzi [2024]).

The "High-efficiency Silicon Power Device and Integrated Module Technology" of Hua Yi Microelectronics Co., Ltd. won the second prize of the 2023 Shaanxi Provincial Science and Technology Progress Award.

The project systematically researched the high-efficiency silicon-based power device and integrated module technology for the application of high-precision sensor system, put forward a new theory of electric field modulation of silicon-based power semiconductor device, broke through the synergistic technology of structure-process-drive-integration package of high-efficiency silicon-based power semiconductor device, and solved the problems of electric field limitation in the body of the silicon-based power semiconductor device, high-efficiency drive, and reliable multi-chip integrated package. A series of high-efficiency silicon-based power semiconductor devices and integrated module chips have been developed, and the results have achieved significant economic and social benefits, providing sufficient and comprehensive theoretical and technical support for high-performance autonomous and controllable high-performance semiconductor power devices and modules.

This project is at the international advanced level in terms of high-efficiency silicon-based power semiconductor devices, high-efficiency and high-reliability power driver integrated circuits, and high-reliability power device and module integrated packaging as a whole, of which the power device structure and high-reliability integrated packaging are at the international leading level.
